Dow 7920 is a single component, flowable, black, microelectronics adhesive designed with low levels of iconic impurities, low modulus and is suitable for dispensing. This advance material will absorb stress from CTE mismatch for improved reliability and performance. Its primary use is as a die attach adhesive for microelectronic packaging. The product is composed of silica and polydimethylsiloxane.
Dow 7920 Die Attach Adhesive is black in color and will have a viscosity of 20,000 Cp. Time for 20% rise in viscosity at 25°C is less than 24 hours and the Durometer Shore A is 72. Specific gravity of the cured material is 1.2 and unprimed adhesive, lap shear is 1,000 psi (Al). Tensile strength of the innovative product is 500 psi and the elongation is 25%. Dow Corning 7920 not only offers high adhesion, it also has excellent moisture resistance as well as thermal and electrical stability. Dielectric strength is 475 volts/mil and the dielectric constant at 100 Hz is 2.82. The dissipation factor at 100 Hz is 0.0011.

Microelectronics adhesives are primarily designed to meet a key criteria including high purity, moisture resistance, high temperature stability with primeless adhesion to a wide variety of substrates and components. Dow 7920 is well suited for micro-electronic devices requiring low modulus materials, for lead-free solder reflow temperatures (260°C) or other high reliability applications. When applying, all surfaces need to be thoroughly cleaned of any contaminates. This can be done by using a Dow Solvent, naphtha or spirits. Light abrasion is recommended when possible because it will increase the surface area for bonding.

When the material arrives, it should be stored at -10 to -25°C. Repeated thawing and freezing should be avoided. Multiple packaging is available for this product.
